Master Bond EP17HTS-DA is a one component, electrically conductive die attach epoxy featuring high temperature resistance. It is not premixed and frozen and has unlimited working life at room temperature. It has a paste consistency, and dispenses smoothly and easily, without any tailing. It can be applied either manually or with automated equipment. The curing schedule is 300°F for 2-3 hours followed by 1-2 hours at 350°F. The recommended storage is in a refrigerator at 40°F to 50°F. Upon curing, EP17HTS-DA has exceptional electrical conductivity and temperature resistance. The service temperature range extends from -80°F to +550°F. This epoxy bonds well to metals, ceramics, silicon, and many other substrates. Its lap shear strength exceeds other conductive epoxies by a minimum of 400-500 psi. Some other desirable properties include the ability to withstand thermal cycling as well as mechanical and thermal shocks. As a silver filled system, it is a superior heat conductor. EP17HTS-DA should be considered in die attach applications as well as in other situations where low volume resistivity and high temperature resistance is required. It is especially useful in microelectronic assemblies where most conductive, die attach adhesives lack adequate temperature resistance.
